BDW94C ST Bipolar (BJT)
The BDW94C is a PNP Darlington power transistor from STMicroelectronics in TO-220-3 through-hole package, featuring 100V collector-emitter voltage (VCEO) and 12A continuous collector current with monolithic Darlington configuration . For selection, verify DC current gain (hFE) of 750 minimum at 5A and 3V, collector-emitter saturation voltage of 2V max at 6A (3V max at 10A), integrated base-emitter resistors for improved stability, built-in clamp diode for inductive load protection, power dissipation of 80W with proper heatsinking, and operating junction temperature from -65°C to +150°C. Features include Darlington configuration for very high current gain, low saturation voltage for reduced conduction losses, and complementary NPN type BDW93C.
